Thermal Management for the 15kW Compute Era

By 2030, a single AI accelerator package is projected to dissipate 6–15 kW. That works out to 300–750 W/cm² on average, with local hotspots above 1,000 W/cm². Against that demand, the conventional options run out early:

  • Copper clip with air handles about 100 W/cm².
  • Macro-TEC handles about 250 W/cm².
  • A single-phase cold plate handles about 400 W/cm².
  • SimTEC trims hotspots by a few kelvin but isn’t a package-level solution.

Embedded microfluidic micropin-fin (MPF) cooling has been demonstrated at 1,700 W/cm² at device scale. That makes it the only architecture whose headroom tracks the 2030 demand, and it cuts areal thermal resistance about 12×.

“Can AI-driven material discovery uncover a breakthrough thermal management solution that offers higher heat flux, matches the CTE of silicon, and integrates seamlessly into cost-effective, standard CMOS manufacturing?”
